A. Lalumì-ere-de-nos-différentesdifférentesétudes, un nitrure conducteur par réaction avec un métal déposé sur AlGaN est bien une solution permettant de former un contact ohmique dans le cas d'un HEMT. En particulier, c'est l'effet de consommation de la couche de AlGaN qui influence principalement le contact ohmique . La création de lacunes d'azote, mise enévidenceenévidence d` es le recuitàrecuità 600 ? C, semble aussi nécessaire pour obtenir un contact ohmique mais influe moins sur la résistance du contact. L'ajout d'uné etape de gravure partielle permet de fixer arbitrairement l'´ epaisseur de la couche de AlGaN dans la zone des contacts et le développement de contact ohmiquè a basse température. Il s'agit alors de bien avoir appréhendé les mécanismes de réactions entre l'empilement et la couche AlGaN pour s
