Contribution à l'étude de la fiabilité des modules de puissance pour application automobile

Abstract : The main purpose of this work was to focus on the reliability of new technologies of power modules for automotive application and particularly on micro-hybrid solutions. This thesis, initiated by the European PIDEA PEPPER project, allowed the comparison between a classical soldering process of a bare die, and the fast local heating process, elaborated during the project, from the point of view of the life time. Based on these results, it was then possible to extend the content of this study in order to be adapted to the requirements of the future double side thermal cooling power modules. Finally, a comparison between both solutions has been made from the point of view of the life time.
