Monolithic integration of interface functions for control purposes within vertical power transistors

Résumé
The work presented in this PhD manuscript deals with the monolithic integration of new functions within vertical FET power transistor. Two important functions have been considered : the monolithic integration of a self supply for the gate driver and the monolithic integration of a photoreceiver useful for the control signal's transfer between the external circuit and the power transistor's driver. This document has three chapters : introduction and validation of the circuits, analytic model of the phenomena, and at last the design and the characterization of the complete systems. The results of this work concern a wide range of applications, especially towards new power converters with high power densities at low manufacturing and implementation costs.
Les travaux de cette thèse portent sur l'intégration monolithique de nouvelles fonctions pour les transistors de puissance à technologie verticale et grille isolée. Les efforts se sont concentrés plus particulièrement autour de deux fonctions : l'intégration monolithique d'un dispositif d'alimentation pour le circuit de commande rapprochée, et l'intégration monolithique d'un récepteur optique nécessaire à l'isolation galvanique entre la commande rapprochée et la commande éloignée. Le mémoire de thèse se structure en trois chapitres équivalents : présentation et validation des structures, modélisation analytique des phénomènes, et enfin conception et caractérisation des dispositifs.
