Crystal growth, physico-chemical and optical characterisations of semiconductor compounds AIn2Te4 (A=Cd, Zn and Mn). Their potential use as electrooptic modulators in the spectral range 1,06-10,6 micrometers

Single crystals of the ternary semiconductors AIn₂Te₄ (A=Cd, Zn, Mn) were prepared by a growth method derived from the Bridgman method and applicable to noncongruent melting compounds. Physicochemical and crystallographic characterizations showed the homogeneity, stoichiometry and good crystalline quality of the crystals obtained. The structural study carried out on CdIn2Te4 led to the conclusion that this compound belongs to space group 14 2m. Infrared reflectivity and Raman spectroscopy confirmed this space group. Electrical and optical characterizations of these materials were carried out. The study of photo-induced current transients revealed the presence of a continuous distribution of states in the bandgap.
Des monocristaux des semiconducteurs ternaires AIn₂Te₄ (A=Cd, Zn, Mn) ont été préparés par une methode de croissance dérivant de la méthode Bridgman et applicable aux composes a fusion non congruente. Les caractérisations physico-chimiques et cristallographiques ont montre l'homogéneite, la stoéchiometrie et la bonne qualité cristalline des cristaux obtenus. L'étude structurale, réalisee sur CdIn2Te4 a permis de conclure que ce compose appartient au groupe d'espace 14 2m. La réflectivité infrarouge et la spectroscopie Raman ont confirme ce groupe d' espace. Les caractérisations électrique et optique de ces matériaux ont été réalises. L'étude des transitoires de courant photo-induit a révélé la présence d'une distribution continue d'états dans la bande interdite.
