Simulation Monte Carlo du transport quantique dans les composants nanométriques. Application à l'étude de lasers à cascade quantique térahertz

Abstract : Quantum cascade lasers (QCL) are very interesting sources for lasing operation in the terahertz range. The purpose of this work is to study the quantum transport in these structures with Monte Carlo simulations. The manuscript is composed of three parts. In the first part, we describe the optoelectronic sources operating in the terahertz region. The Master equation formalism that is used to describe the quantum transport is then outlined. We describe, in the second part, the theoretical background of our model, putting emphasis on the modelling of the electron-electron interaction. In the third part, we apply this model to the study of far-infrared QCL. Our results show that electron-electron interaction plays a crucial role. Finally, we propose two designs of QCL that operate at lower frequency, close to 1 THz.
